Magnetocapacitance oscillations and thermoelectric effect in two-dimensional electron gas irradiated by microwaves

To study the influence of microwave irradiation on two-dimensional electrons, we apply a method based on capacitance measurements in GaAs quantum well samples where the gate covers a central part of the layer. We find that the capacitance oscillations at high magnetic fields, caused by the oscillations of thermodynamic density of states, are not essentially modified by microwaves. However, in the region of fields below 1 Tesla, we observe another set of oscillation, with the period and the phase identical to those of microwave induced resistance oscillations. The phenomenon of microwave induced capacitance oscillations is explained in terms of violation of the Einstein relation between conductivity and the diffusion coefficient in the presence of microwaves, which leads to a dependence of the capacitor charging on the anomalous conductivity. We also observe microwave-induced oscillations in the capacitive response to periodic variations of external heating. These oscillations appear due to the thermoelectric effect and are in antiphase with microwave induced resistance oscillations because of the Corbino-like geometry of our experimental setup.

High-mobility 2D electron systems in a perpendicular magnetic field exhibit zero resistance states (ZRS) when driven with microwave radiation. We study the nonequilibrium phase transition into this ZRS using phenomenological equations of motion to de scribe the current and density fluctuations. We focus on two models for the transition into a time-independent steady state. Model-I assumes rotational invariance, density conservation, and symmetry under shifting the density globally by a constant. This model is argued to describe physics on small length scales where the density does not vary appreciably from its mean. The ordered state that arises in this case breaks rotational invariance and consists of a uniform current and transverse Hall field. We discuss some properties of this state, such as stability to fluctuations and the appearance of a Goldstone mode associated with the continuous symmetry breaking. Using dynamical renormalization group techniques, we find that with short-range interactions this model can admit a continuous transition described by mean-field theory, whereas with long-range interactions the transition is driven first-order. Model-II, which assumes only rotational invariance and density conservation and is argued to be appropriate on longer length scales, is shown to predict a first-order transition with either short- or long-range interactions. We discuss implications for experiments, including scaling relations and a possible way to detect the Goldstone mode in the case of a continuous transition into the ZRS, as well as possible signatures of a first-order transition in larger samples. We also point out the connection of our work to the well-studied phenomenon of `flocking.

We study theoretically transverse photoconductivity induced by circularly polarized radiation, i.e. the photovoltaic Hall effect, and linearly polarized radiation causing intraband optical transitions in two-dimensional electron gas (2DEG). We develo p a microscopic theory of these effects based on analytical solution of the Boltzmann equation for arbitrary electron spectrum and scattering mechanism. We calculate the transverse photoconductivity of 2DEG with parabolic and linear dispersion for short-range and Coulomb scatterers at different temperatures. We show that the transverse electric current is significantly enhanced at frequencies comparable to the inverse energy relaxation time, whereas at higher frequencies the excitation spectrum and the direction of current depend on the scattering mechanism. We also analyse the effect of thermalization processes caused by electron-electron collisions on the photoconductivity.
We study the coupled dynamics of spin and charge currents in a two-dimensional electron gas in the transport diffusive regime. For systems with inversion symmetry there are established relations between the spin Hall effect, the anomalous Hall effect and the inverse spin Hall effect. However, in two-dimensional electron gases of semiconductors like GaAs, inversion symmetry is broken so that the standard arguments do not apply. We demonstrate that in the presence of a Rashba type of spin-orbit coupling (broken structural inversion symmetry) the anomalous Hall effect, the spin Hall and inverse spin Hall effect are substantially different effects. Furthermore we discuss the inverse spin Hall effect for a two-dimensional electron gas with Rashba and Dresselhaus spin-orbit coupling; our results agree with a recent experiment.

We provide a theoretical framework for the electric field control of the electron spin in systems with diffusive electron motion. The approach is valid in the experimentally important case where both intrinsic and extrinsic spin-orbit interaction in a two-dimensional electron gas are present simultaneously. Surprisingly, even when the extrinsic mechanism is the dominant driving force for spin Hall currents, the amplitude of the spin Hall conductivity may be considerably tuned by varying the intrinsic spin-orbit coupling via a gate voltage. Furthermore we provide an explanation of the experimentally observed out-of-plane spin polarization in a (110) GaAs quantum well.
By measuring the thermoelectric effect in high-mobility quantum wells with two occupied subbands in perpendicular magnetic field, we detect magnetophonon oscillations due to interaction of electrons with acoustic phonons. These oscillations contain s pecific features identified as combined resonances caused by intersubband phonon-assisted transitions of electrons in the presence of Landau quantization. The quantum theory of phonon-drag magnetothermoelectric effect, generalized to the case of multi-subband occupation, describes our experimental findings.
