We present a systematic study of the exciton/electron-hole plasma photoluminescence dynamics in bulk GaAs for various lattice temperatures and excitation densities. The competition between the exciton and electron-hole pair recombination dominates the onset of the luminescence. We show that the metal-to-insulator transition, induced by temperature and/or excitation density, can be directly monitored by the carrier dynamics and the time-resolved spectral characteristics of the light emission. The dependence on carrier density of the photoluminescence rise time is strongly modified around a lattice temperature of 49 K, corresponding to the exciton binding energy (4.2 meV). In a similar way, the rise-time dependence on lattice temperature undergoes a relatively abrupt change at an excitation density of 120-180x10^15 cm^-3, which is about five times greater than the calculated Mott density in GaAs taking into account many body corrections.

We present an experimental observation of non-linear up- and down-converted optical luminescence of graphene and thin graphite subject to picosecond infrared laser pulses. We show that the excitation yields to a high density electron-hole plasma in graphene. It is further shown that the excited charge carries can efficiently exchange energy due to scattering in momentum space. The recombination of the resulting non-equilibrium electron-hole pairs yields to the observed white light luminescence. Due to the scattering mechanism the power dependence of the luminescence is quadratic until it saturates for higher laser power. Studying the luminescence intensity as a function of layer thickness gives further insight into its nature and provides a new tool for substrate independent thickness determination of multilayer flakes.

Superfluid has been realized in Helium-4, Helium-3 and ultra-cold atoms. It has been widely used in making high-precision devices and also in cooling various systems. There have been extensive experimental search for possible exciton superfluid (ESF) in semiconductor electron-hole bilayer (EHBL) systems below liquid Helium temperature. However, exciton superfluid are meta-stable and will eventually decay through emitting photons. Here we study quantum nature of photons emitted from the excitonic superfluid (ESF) phase in the semiconductor EHBL and find that the light emitted from the excitonic superfluid has unique and unusual features not shared by any other atomic or condensed matter systems. We show that the emitted photons along the direction perpendicular to the layer are in a coherent state, those along all tilted directions are in a two modes squeezed state. We determine the two mode squeezing spectra, the angle resolved power spectrum, the line shapes of both the momentum distribution curve (MDC) and the energy distribution curve (EDC). From the two photon correlation functions, we find there are photon bunching, the photo-count statistics is super-Poissonian. We discuss how several important parameters such as the chemical potential, the exciton decay rate, the quasiparticle energy spectrum and the dipole-dipole interaction strength between the excitons in our theory can be extracted from the experimental data and comment on available experimental data on both EDC and MDC.
Monolayer WSe$_2$ hosts a series of exciton Rydberg states denoted by the principal quantum number n = 1, 2, 3, etc. While most research focuses on their absorption properties, their optical emission is also important but much less studied. Here we measure the photoluminescence from the 1s - 5s exciton Rydberg states in ultraclean monolayer WSe$_2$ encapsulated by boron nitride under magnetic fields from -31 T to 31 T. The exciton Rydberg states exhibit similar Zeeman shifts but distinct diamagnetic shifts from each other. From their luminescence spectra, Zeeman and diamagnetic shifts, we deduce the binding energies, g-factors and radii of the 1s - 4s exciton states. Our results are consistent with theoretical predictions and results from prior magneto-reflection experiments.
Individual dislocations in an ultra-pure GaAs epilayer are investigated with spatially and spectrally resolved photoluminescence imaging at 5~K. We find that some dislocations act as strong non-radiative recombination centers, while others are efficient radiative recombination centers. We characterize luminescence bands in GaAs due to dislocations, stacking faults, and pairs of stacking faults. These results indicate that low-temperature, spatially-resolved photoluminescence imaging can be a powerful tool for identifying luminescence bands of extended defects. This mapping could then be used to identify extended defects in other GaAs samples solely based on low-temperature photoluminescence spectra.
Multiexcitons in monolayer WSe2 exhibit a suite of optoelectronic phenomena that are unique to those of their single exciton constituents. Here, photoluminescence action spectroscopy shows that multiexciton formation is enhanced with increasing optical excitation energy. This enhancement is attributed to the multiexciton formation processes from an electron-hole plasma and results in over 300% more multiexciton emission than at lower excitation energies at 4 K. The energetic onset of the enhancement coincides with the quasiparticle bandgap, corroborating the role of the electron-hole plasma, and the enhancement diminishes with increasing temperature. The results reveal that the strong interactions responsible for ultrafast exciton formation also affect multiexciton phenomena, and both multiexciton and single exciton states play significant roles in plasma thermalization in 2D semiconductors.
