Extensive electrical characterization of ring oscillators (ROs) made in high-$kappa$ metal gate 28nm Fully-Depleted Silicon-on- Insulator (FD-SOI) technology is presented for a set of temperatures between 296 and 4.3K. First, delay per stage ($tau_P$), static current ($I_{STAT}$), and dynamic current ($I_{DYN}$) are analyzed for the case of the increase of threshold voltage ($V_{TH}$) observed at low temperature. Then, the same analysis is performed by compensating $V_{TH}$ to a constant, temperature independent value through forward body-biasing (FBB). Energy efficiency optimization is proposed for different supply voltages ($V_{DD}$) in order to find an optimal operating point combining both high RO frequencies and low power dissipation. We show that the Energy-Delay product ($EDP$) can be significantly reduced at low temperature by applying a forward body bias voltage ($V_{FBB}$). We demonstrate that outstanding performance of RO in terms of speed ($tau_P$=37ps) and static power (7nA/stage) can be achieved at 4.3K with $V_{DD}$ reduced down to 0.325V.

This paper reports the first cryogenic characterization of 28nm Fully-Depleted-SOI CMOS technology. A comprehensive study of digital/analog performances and body-biasing from room to the liquid helium temperature is presented. Despite a cryogenic operation, effectiveness of body-biasing remains unchanged and provides an excellent $V_{TH}$ controllability. Low-temperature operation enables higher drive current and a largely reduced subthreshold swing (down to 7mV/dec). FDSOI can provide a valuable approach to cryogenic low-power electronics. Applications such as classical control hardware for quantum processors are envisioned.
Spin-torque nano-oscillators can emulate neurons at the nanoscale. Recent works show that the non-linearity of their oscillation amplitude can be leveraged to achieve waveform classification for an input signal encoded in the amplitude of the input voltage. Here we show that the frequency and the phase of the oscillator can also be used to recognize waveforms. For this purpose, we phase-lock the oscillator to the input waveform, which carries information in its modulated frequency. In this way we considerably decrease amplitude, phase and frequency noise. We show that this method allows classifying sine and square waveforms with an accuracy above 99% when decoding the output from the oscillator amplitude, phase or frequency. We find that recognition rates are directly related to the noise and non-linearity of each variable. These results prove that spin-torque nano-oscillators offer an interesting platform to implement different computing schemes leveraging their rich dynamical features.

This paper presents a physics-based model for the threshold voltage in bulk MOSFETs valid from room down to cryogenic temperature (4.2 K). The proposed model is derived from Poissons equation including bandgap widening, intrinsic carrier-density scaling, and incomplete ionization. We demonstrate that accounting for incomplete ionization in the expression of the threshold voltage is critical for an accurate estimation of the current. The model is validated with our experimental results from nMOSFETs of a 28-nm CMOS process. The developed model is a key element for a cryo-CMOS compact model and can serve as a guide to optimize processes for high-performance cryo-computing and ultra-low-power quantum computing.

Cryogenic CMOS technology (cryo-CMOS) offers a scalable solution for quantum device interface fabrication. Several previous works have studied the characterization of CMOS technology at cryogenic temperatures for various process nodes. However, CMOS characteristics for various width/length (W/L) ratios and under different bias conditions still require further research. In addition, no previous works have produced an integrated modeling process for cryo-CMOS technology. In this paper, the results of characterization of Semiconductor Manufacturing International Corporation (SMIC) 0.18 {mu}m CMOS technology at cryogenic temperatures (varying from 300 K to 4.2 K) are presented. Measurements of thin- and thick-oxide NMOS and PMOS devices with different W/L ratios are taken under four distinct bias conditions and at different temperatures. The temperature-dependent parameters are revised and an advanced CMOS model is proposed based on BSIM3v3 at the liquid nitrogen temperature (LNT). The proposed model ensures precision at the LNT and is valid for use in an industrial tape-out process. The proposed method presents a calibration approach for BSIM3v3 that is available at different temperature intervals.
Spin torque nano-oscillators (STNO) are nanoscale devices with wide band frequency tunability. Their multifunctional RF properties are well suited to define novel schemes for wireless communications that use basic protocols for data transmission such as amplitude, frequency and phase shift keying (ASK, FSK, PSK). In contrast to ASK and FSK, implementation of PSK is more challenging for STNOs because of their relatively high phase noise. Here we introduce a special PSK technique by combining their modulation and injection locking functionality. The concept is validated using magnetic tunnel junction based vortex STNOs for injection locking at 2f and f/2 showing phase shifts up to 2.1rad and data transmission rates up to 4Mbit/s. Quadrature phase shift keying and analog phase modulation are also implemented, where the latter is employed for voice transmission over a distance of 10 meters. This demonstrates that STNO phase noise and output power meet the requested performances for operation in existing communication schemes.
