We report tunneling phenomena in double In$_{0.53}$Ga$_{0.47}$As quantum-well structures that are at odds with the conventional parallel-momentum-conserving picture of tunneling between two-dimensional systems. We found that the tunneling current was mostly determined by the correlation between the emitter and the state in one well, and not by that between those in both wells. Clear magnetic-field-dependent features were first observed before the main resonance, corresponding to tunneling channels into the Landau levels of the well near the emitter. These facts provide evidence of the violation of in-plane momentum conservation in two-dimensional systems.

We present a self-consistent calculation, based on the global coherent tunnelling model, and show that structural asymmetry of double barrier resonant tunnelling structures significantly modifies the current-voltage characteristics compared to the sy mmetric structures. In particular, a suitably designed asymmetric structure can produce much larger peak current and absolute value of the negative differential conductivity than its commonly used symmetric counterpart.
We demonstrate gate-tunable resonant tunneling and negative differential resistance in the interlayer current-voltage characteristics of rotationally aligned double bilayer graphene heterostructures separated by hexagonal boron-nitride (hBN) dielectr ic. An analysis of the heterostructure band alignment using individual layer densities, along with experimentally determined layer chemical potentials indicates that the resonance occurs when the energy bands of the two bilayer graphene are aligned. We discuss the tunneling resistance dependence on the interlayer hBN thickness, as well as the resonance width dependence on mobility and rotational alignment.
Quantum-well (QW) devices have been extensively investigated in semiconductor structures. More recently, spin-polarized QWs were integrated into magnetic tunnel junctions (MTJs). In this work, we demonstrate the spin-based control of the quantized st ates in iron $3d$-band QWs, as observed in experiments and theoretical calculations. We find that the magnetization rotation in the Fe QWs significantly shifts the QW quantization levels, which modulate the resonant-tunneling current in MTJs, resulting in a tunneling anisotropic magnetoresistance (TAMR) effect of QWs. This QW-TAMR effect is sizable compared to other types of TAMR effect, and it is present above the room-temperature. In a QW MTJ of Cr/Fe/MgAl$_2$O$_4$/top electrode, where the QW is formed by a mismatch between Cr and Fe in the $d$ band with $Delta_1$ symmetry, a QW-TAMR ratio of up to 5.4 % was observed at 5 K, which persisted to 1.2 % even at 380K. The magnetic control of QW transport can open new applications for spin-coupled optoelectronic devices, ultra-thin sensors, and memories.
We study the quantum charge noise and measurement properties of the double Cooper pair resonance point in a superconducting single-electron transistor (SSET) coupled to a Josephson charge qubit. Using a density matrix approach for the coupled system, we obtain a full description of the measurement back-action; for weak coupling, this is used to extract the quantum charge noise. Unlike the case of a non-superconducting SET, the back-action here can induce population inversion in the qubit. We find that the Cooper pair resonance process allows for a much better measurement than a similar non-superconducting SET, and can approach the quantum limit of efficiency.
We have theoretically studied exciton states and photoluminescence spectra of strained wurtzite AlGaN/GaN quantum-well heterostructures. The electron and hole energy spectra are obtained by numerically solving the Schrodinger equation, both for a sin gle-band Hamiltonian and for a non-symmetrical 6-band Hamiltonian. The deformation potential and spin-orbit interaction are taken into account. For increasing built-in field, generated by the piezoelectric polarization and by the spontaneous polarization, the energy of size quantization rises and the number of size quantized electron and hole levels in a quantum well decreases. The exciton energy spectrum is obtained using electron and hole wave functions and two-dimensional Coulomb wave functions as a basis. We have calculated the exciton oscillator strengths and identified the exciton states active in optical absorption. For different values of the Al content x, a quantitative interpretation, in a good agreement with experiment, is provided for (i) the red shift of the zero-phonon photoluminescence peaks for increasing the quantum-well width, (ii) the relative intensities of the zero-phonon and one-phonon photoluminescence peaks, found within the non-adiabatic approach, and (iii) the values of the photoluminescence decay time as a function of the quantum-well width.
