We demonstrate single dopant implantation into the channel of a silicon nanoscale metal-oxide-semiconductor field-effect-transistor. This is achieved by monitoring the drain current modulation during ion irradiation. Deterministic doping is crucial for overcoming dopant number variability in present nanoscale devices and for exploiting single atom degrees of freedom. The two main ion stopping processes that induce drain current modulation are examined. We employ 500~keV He ions, in which electronic stopping is dominant, leading to discrete increases in drain current and 14~keV P dopants for which nuclear stopping is dominant leading to discrete decreases in drain current.

Single dopants in semiconductor nanostructures have been studied in great details recently as they are good candidates for quantum bits, provided they are coupled to a detector. Here we report coupling of a single As donor atom to a single-electron t ransistor (SET) in a silicon nanowire field-effect transistor. Both capacitive and tunnel coupling are achieved, the latter resulting in a dramatic increase of the conductance through the SET, by up to one order of magnitude. The experimental results are well explained by the rate equations theory developed in parallel with the experiment.

Flexible manipulation of local magnetic configurations on the sub-micro scale has long been a pursuit in the field of magnetism science owing to its potential applications in future spintronic devices. This goal can be achieved by using current-induc ed spin torque to drive the magnetic domain walls. However, the current density threshold of 10^6-10^8 A/cm^2 in metallic systems induced by intrinsic and extrinsic pinning effects increases the energy consumption of the device and limits its application. The marriage between magnetism and topology opens a door for efficient magnetism manipulation, but to date, complex structures (such as multilayer film structures) are still required. Here, we report a unique process of magnetism modulation in the recently discovered magnetic Weyl semimetal Co3Sn2S2 through current-assisted domain wall depinning. Non-adiabatic spin-transfer torques, which are induced by current and significantly modulated by the linear dispersion of Weyl fermions, impose on the local magnetic moments inside the domain walls, leading to a greatly improved efficiency of domain wall motion in magnetic Weyl semimetals compared with conventional metals. By analysing the changes of hysteresis loops under different DC currents, a low current threshold of 1.5*10^5 A/cm^2, and two orders of magnitude improvement of depinning efficiency are obtained in this single material layer. The high efficiency to drive domain walls by current suggests that magnetic Weyl semimetal is a hopeful material system for realizing low-energy consumption spintronic devices.

We study theoretically the current-voltage characteristics (IVCs) of the Josephson field effect transistor - a ballistic SNINS junction with superconducting (S) electrodes confining a planar normal metal region (N), which is controlled by the gate in duced potential barrier (I). The calculations were performed using the computation technique developed earlier for long single-channel junctions in the coherent multiple Andreev reflections (MAR) regime. We find significant difference of the subgap current structure in these junctions compared to the subharmonic gap structure in tunnel junctions and atomic-size point contacts. For long junctions, whose length significantly exceeds the coherence length, the IVC exhibits current peaks at multiples (harmonics) of the difference $delta_m$ between the static Andreev levels, $eV_n = ndelta_m$. Moreover, the averaged IVC follows the power rather than exponential behavior, and has a universal scaling with the junction transparency. This result is qualitatively understood using an analytical approach based on the concept of resonant MAR trajectories. In shorter junctions whose length is comparable to the coherence length, the IVC has an exponential form common for point contacts, however the current structures appear at the subharmonics of the Andreev interlevel distance, $eV_n = delta_m/n$ rather than the gap subharmonics $2Delta/n$.
A longitudinal electric field is used to control the transit time (through an undoped silicon vertical channel) of spin-polarized electrons precessing in a perpendicular magnetic field. Since an applied voltage determines the final spin direction at the spin detector and hence the output collector current, this comprises a spin field-effect transistor. An improved hot-electron spin injector providing ~115% magnetocurrent, corresponding to at least ~38% electron current spin polarization after transport through 10 microns undoped single-crystal silicon, is used for maximum current modulation.
We have fabricated a grating-gate InGaAs/GaAs field-effect transistor structure with narrow slits between the grating gate fingers. The resonant photoconductive response of this structure has been measured in the sub-terahertz frequency range. The fr equencies of the photoresponse peaks correspond to the excitation of the plasmon resonances in the structure channel. The obtained responsivity exceeds the responsivity reported previously for similar plasmonic terahertz detectors by two orders of magnitude due to enhanced coupling between incoming terahertz radiation and plasmon oscillations in the slit-grating-gate field-effect transistor structure.
