We present a superconductor-semiconductor material system that is both scalable and monolithically integrated on a silicon substrate. It uses selective area growth of Al-InAs hybrid structures on a planar III-V buffer layer, grown directly on a high resistivity silicon substrate. We characterized the electrical properties of this material system at millikelvin temperatures and observed a high average field-effect mobility of $mu approx 3200,mathrm{cm^2/Vs}$ for the InAs channel, and a hard induced superconducting gap. Josephson junctions exhibited a high interface transmission, $mathcal{T} approx 0.75 $, gate voltage tunable switching current with a product of critical current and normal state resistance, $I_{mathrm{C}}R_{mathrm{N}} approx 83,mathrm{mu V}$, and signatures of multiple Andreev reflections. These results pave the way for scalable and high coherent gate voltage tunable transmon devices and other superconductor-semiconductor hybrids fabricated directly on silicon.

Quantum anomalous Hall insulator (QAH)/$s$-wave superconductor (SC) hybrid systems are known to be an ideal platform for realizing two-dimensional topological superconductors with chiral Majorana edge modes. In this paper we study QAH/unconventional SC hybrid systems whose pairing symmetry is $p$-wave, $d$-wave, chiral $p$-wave, or chiral $d$-wave. The hybrid systems are a generalization of the QAH/$s$-wave SC hybrid system. In view of symmetries of the QAH and pairings, we introduce three topological numbers to classify topological phases of the hybrid systems. One is the Chern number that characterizes chiral Majorana edge modes and the others are topological numbers associated with crystalline symmetries. We numerically calculate the topological numbers and associated surface states for three characteristic regimes that feature an influence of unconventional SCs on QAHs. Our calculation shows a rich variety of topological phases and unveils the following topological phases that are no counterpart of the $s$-wave case: crystalline symmetry-protected helical Majorana edge modes, a line node phase (crystalline-symmetry-protected Bogoliubov Fermi surface), and multiple chiral Majorana edge modes. The phenomena result from a nontrivial topological interplay between the QAH and unconventional SCs. Finally, we discuss tunnel conductance in a junction between a normal metal and the hybrid systems, and show that the chiral and helical Majorana edge modes are distinguishable in terms of the presence/absence of zero-bias conductance peak.
We study systems of coupled spin-gapped and gapless Luttinger liquids. First, we establish the existence of a sliding Luttinger liquid phase for a system of weakly coupled parallel quantum wires, with and without disorder. It is shown that the coupli ng can {it stabilize} a Luttinger liquid phase in the presence of disorder. We then extend our analysis to a system of crossed Luttinger liquids and establish the stability of a non-Fermi liquid state: the crossed sliding Luttinger liquid phase (CSLL). In this phase the system exhibits a finite-temperature, long-wavelength, isotropic electric conductivity that diverges as a power law in temperature $T$ as $T to 0$. This two-dimensional system has many properties of a true isotropic Luttinger liquid, though at zero temperature it becomes anisotropic. An extension of this model to a three-dimensional stack exhibits a much higher in-plane conductivity than the conductivity in a perpendicular direction.

Using Bogoliubov-de Gennes (BdG) equations we numerically calculate the disorder averaged density of states of disordered semiconductor nanowires driven into a putative topological p-wave superconducting phase by spin-orbit coupling, Zeeman spin spli tting and s-wave superconducting proximity effect induced by a nearby superconductor. Comparing with the corresponding theoretical self-consistent Born approximation (SCBA) results treating disorder effects, we comment on the topological phase diagram of the system in the presence of increasing disorder. Although disorder strongly suppresses the zero-bias peak (ZBP) associated with the Majorana zero mode, we find some clear remnant of a ZBP even when the topological gap has essentially vanished in the SCBA theory because of disorder. We explicitly compare effects of disorder on the numerical density of states in the topological and trivial phases.

Majorana fermions are particles identical to their own antiparticles. They have been theoretically predicted to exist in topological superconductors. We report electrical measurements on InSb nanowires contacted with one normal (Au) and one supercond ucting electrode (NbTiN). Gate voltages vary electron density and define a tunnel barrier between normal and superconducting contacts. In the presence of magnetic fields of order 100 mT we observe bound, mid-gap states at zero bias voltage. These bound states remain fixed to zero bias even when magnetic fields and gate voltages are changed over considerable ranges. Our observations support the hypothesis of Majorana fermions in nanowires coupled to superconductors.
