$h$-AlN-Mg(OH)$_{2}$ vdW Bilayer Heterostructure: Tuning the excitonic characteristics

Motivated by recent studies that reported the successful synthesis of monolayer Mg(OH)$_{2}$ [Suslu textit{et al.}, Sci. Rep. textbf{6}, 20525 (2016)] and hexagonal (textit{h}-)AlN [Tsipas textit{et al}., Appl. Phys. Lett. textbf{103}, 251605 (2013)], we investigate structural, electronic, and optical properties of vertically stacked $h$-AlN and Mg(OH)$_{2}$, through textit{ab initio} density-functional theory (DFT), many-body quasi-particle calculations within the GW approximation, and the Bethe-Salpeter equation (BSE). It is obtained that the bilayer heterostructure prefers the $AB^{prime}$ stacking having direct band gap at the $Gamma$ with Type-II band alignment in which the valance band maximum and conduction band minimum originate from different layer. Regarding the optical properties, the imaginary part of the dielectric function of the individual layers and hetero-bilayer are investigated. The hetero-bilayer possesses excitonic peaks which appear only after the construction of the hetero-bilayer. The lowest three exciton peaks are detailedly analyzed by means of band decomposed charge density and the oscillator strength. Furthermore, the wave function calculation shows that the first peak of the hetero-bilayer originates from spatially indirect exciton where the electron and hole localized at $h$-AlN and Mg(OH)$_{2}$, respectively, which is important for the light harvesting applications.

Magnesium hydroxide (Mg(OH)2) has a layered brucite-like structure in its bulk form and was recently isolated as a new member of 2D monolayer materials. We investigated the electronic and optical properties of monolayer crystals of Mg(OH)2 and WS2 an d their possible heterobilayer structure by means of first principles calculations. It was found that both monolayers of Mg(OH)2 and WS 2 are direct-gap semiconductors and these two monolayers form a typical van der Waals heterostructure with a weak interlayer interaction and a type-II band alignment with a staggered gap that spatially seperates electrons and holes. We also showed that an out-of-plane electric field induces a transition from a staggered to a straddling type heterojunction. Moreover, by solving the Bethe-Salpeter equation on top of single shot G0 W0 calculations, we show that the oscillator strength of the intralayer excitons of the heterostructure is an order of magnitude larger than the oscillator strength of the interlayer excitons. Because of the staggered interfacial gap and the field- tunable energy band structure, the Mg(OH)2 -WS2 heterobilayer can become an important candidate for various optoelectronic device applications in nanoscale.

Finding novel atomically-thin heterostructures and understanding their characteristic properties are critical for developing better nanoscale optoelectronic devices. In this study, we investigate the electronic and optical properties of GaS-Ca(OH)$_2 $ heterostructure using first-principle calculations. The band gap of the GaS-Ca(OH)$_2$ heterostructure is significantly reduced when compared with those of the isolated constituent layers. Our calculations show that the GaS-Ca(OH)$_2$ heterostructure is a type-II heterojunction which can be used to separate photoinduced charge carriers where electrons are localized in GaS and holes in the Ca(OH)$_2$ layer. This leads to spatially indirect excitons which are important for solar energy and optoelectronic applications due to their long lifetime. By solving the Bethe-Salpeter equation on top of single shot GW calculation (G$_0$W$_0$) the dielectric function and optical oscillator strength of the constituent monolayers and the heterostructure are obtained. The oscillator strength of the optical transition for GaS monolayer is an order of magnitude larger than Ca(OH)$_2$ monolayer. We also found that the calculated optical spectra of different stacking types of the heterostructure show dissimilarities, although their electronic structures are rather similar. This prediction can be used to determine the stacking type of ultra-thin heterostructures.
We describe studies on the nanoscale transport dynamics of carriers in strained AlN/GaN/AlN quantum wells: an electron-hole bilayer charge system with large difference in transport properties between the two charge layers. From electronic band diagra m analysis, the presence of spatially separated two-dimensional electron and hole charge layers is predicted at opposite interfaces. Since these charge layers exhibit distinct spectral signatures at terahertz frequencies, a combination of terahertz and far-infrared spectroscopy enables us to extract (a) individual contributions to the total conductivity, as well as (b) effective scattering rates for charge-carriers in each layer. Furthermore, by comparing direct-current and terahertz extracted conductivity levels, we are able to determine the extent to which structural defects affect charge transport. Our results evidence that (i) a non-unity Hall-factor and (ii) the considerable contribution of holes to the overall conductivity, lead to a lower apparent mobility in Hall-effect measurements. Overall, our work demonstrates that terahertz spectroscopy is a suitable technique for the study of bilayer charge systems with large differences in transport properties between layers, such as quantum wells in III-Nitride semiconductors.
Spatially indirect excitons can be created when an electron and a hole, confined to separate layers of a double quantum well system, bind to form a composite Boson. Because there is no recombination pathway such excitons are long lived making them ac cessible to transport studies. Moreover, the ability to independently tune both the intralayer charge density and interlayer electron-hole separation provides the capability to reach the low-density, strongly interacting regime where a BEC-like phase transition into a superfluid ground state is anticipated. To date, transport signatures of the superfluid condensate phase have been seen only in quantum Hall bilayers composed of double well GaAs heterostructures. Here we report observation of the exciton condensate in the quantum Hall effect regime of double layer structures of bilayer graphene. Correlation between the layers is identified by quantized Hall drag appearing at matched layer densities, and the dissipationless nature of the phase is confirmed in the counterflow geometry. Independent tuning of the layer densities and interlayer bias reveals a selection rule involving both the orbital and valley quantum number between the symmetry-broken states of bilayer graphene and the condensate phase, while tuning the layer imbalance stabilizes the condensate to temperatures in excess of 4K. Our results establish bilayer graphene quantum wells as an ideal system in which to study the rich phase diagram of strongly interacting Bosonic particles in the solid state.
In the emerging world of twisted bilayer structures, the possible configurations are limitless, which enables for a rich landscape of electronic properties. In this paper, we focus on twisted bilayer transition metal dichalcogenides (TMDCs) and study its properties by means of an accurate tight-binding model. We build structures with different angles and find that the so-called flatbands emerge when the twist angle is sufficiently small (around 7.3$^{circ}$). Interestingly, the band gap can be tuned up to a 2.2% (51 meV) when the twist angle in the relaxed sample varies from 21.8$^{circ}$ to 0.8$^{circ}$. Furthermore, when looking at local density of states we find that the band gap varies locally along the moir`e pattern due to the change in the coupling between layers at different sites. Finally, we also find that the system can suffer a transition from a semiconductor to a metal when a sufficiently strong electric field is applied. Our study can serve as a guide for the practical engineering of the TMDCs based optoelectronic devices.
