We demonstrate sensitive and fast electrical measurements of a carbon nanotube mechanical resonator. The nanotube is configured as a single-electron transistor, whose conductance is a sensitive transducer for its own displacement. Using an impedance-matching circuit followed by a cryogenic amplifier, the vibrations can be monitored in real time. The sensitivity of this continuous displacement measurement approaches within a factor 470 of the standard quantum limit.

We perform direct thermovoltage measurements in a single-electron transistor, using on-chip local thermometers, both in the linear and non-linear regimes. Using a model which accounts for co-tunneling, we find excellent agreement with the experimenta l data with no free parameters even when the temperature difference is larger than the average temperature (far-from-linear regime). This allows us to confirm the sensitivity of the thermovoltage on co-tunneling and to find that in the non-linear regime the temperature of the metallic island is a crucial parameter. Surprisingly, the metallic island tends to overheat even at zero net charge current, resulting in a reduction of the thermovoltage.
We examine a silicon-germanium heterojunction bipolar transistor (HBT) for cryogenic pre-amplification of a single electron transistor (SET). The SET current modulates the base current of the HBT directly. The HBT-SET circuit is immersed in liquid he lium, and its frequency response from low frequency to several MHz is measured. The current gain and the noise spectrum with the HBT result in a signal-to-noise-ratio (SNR) that is a factor of 10-100 larger than without the HBT at lower frequencies. The transition frequency defined by SNR = 1 has been extended by as much as a factor of 10 compared to without the HBT amplification. The power dissipated by the HBT cryogenic pre-amplifier is approximately 5 nW to 5 {mu}W for the investigated range of operation. The circuit is also operated in a single electron charge read-out configuration in the time-domain as a proof-of-principle demonstration of the amplification approach for single spin read-out.
We present a realisation of high bandwidth instrumentation at cryogenic temperatures and for dilution refrigerator operation that possesses advantages over methods using radio-frequency single electron transistor or transimpedance amplifiers. The abi lity for the low temperature electronics to carry out faster measurements than with room temperature electronics is investigated by the use of a phosphorous-doped single-electron transistor. A single-shot technique is successfully implemented and used to observe the real time decay of a quantum state. A discussion on various measurement strategies is presented and the consequences on electron heating and noise are analysed.
Single dopants in semiconductor nanostructures have been studied in great details recently as they are good candidates for quantum bits, provided they are coupled to a detector. Here we report coupling of a single As donor atom to a single-electron t ransistor (SET) in a silicon nanowire field-effect transistor. Both capacitive and tunnel coupling are achieved, the latter resulting in a dramatic increase of the conductance through the SET, by up to one order of magnitude. The experimental results are well explained by the rate equations theory developed in parallel with the experiment.

We demonstrate wafer-scale integration of single electron memories based on carbon nanotube field effect transistors (cnfets) by a complete self assembly process. First, a dry self assembly based on a Hot Filament assisted Chemical Vapor Deposition t echnique allows both localized growth and in situ electrical connection of carbon nanotubes on predefined catalytic electrodes. The semiconducting carbon nanotubes integration yield can exceed 50% for a batch. Secondly, a wet self-assembly attaches single 30 nm-diameter gold bead in the nanotube vicinity via chemical functionalization. The bead acts as the memory storage node while the cnfet operated in the subthreshold regime is an electrometer having exponential gain. Below 50 K, the transfer characteristics of some functionalized cnfets show highly reproducible hysteretical steps whose height can reach one decade of current. Evaluation of the capacitance confirms these current steps originate from single electron transfers between the bead and the nanotubes with a time retention exceeding 550s at 1.5K.
