Semiconductor nanowires offer great potential for realizing broadband photodetectors that are compatible with silicon technology. However, the spectral range of such detectors has so far been limited to selected regions in the ultraviolet, visible and near infrared. Here, we report on broadband nanowire heterostructure array photodetectors exhibiting a photoresponse from the visible to long-wavelength infrared. In particular, the infrared response from 3-20 um is enabled by normal incidence excitation of intersubband transitions in low-bandgap InAsP quantum discs synthesized axially within InP nanowires. The optical characteristics are explained by the excitation of the longitudinal component of optical modes in the photonic crystal formed by the nanostructured portion of the detectors, combined with a non-symmetric potential profile of the discs resulting from synthesis. Our results provide a generalizable insight into how broadband nanowire photodetectors may be designed, and how engineered nanowire heterostructures open up new fascinating opportunities for optoelectronics.

We examine theoretically the intersubband transitions induced by laser beams of light with orbital angular momentum (twisted light) in semiconductor quantum wells at normal incidence. These transitions become possible in the absence of gratings thank s to the fact that collimated laser beams present a component of the lights electric field in the propagation direction. We derive the matrix elements of the light-matter interaction for a Bessel-type twisted-light beam represented by its vector potential in the paraxial approximation. Then, we consider the dynamics of photo-excited electrons making intersubband transitions between the first and second subbands of a standard semiconductor quantum well. Finally, we analyze the light-matter matrix elements in order to evaluate which transitions are more favorable for given orbital angular momentum of the light beam in the case of small semiconductor structures.
High-permittivity dielectric particles with resonant magnetic properties are being explored as constitutive elements of new metamaterials and devices in the microwave regime. Magnetic properties of low-loss dielectric nanoparticles in the visible or infrared are not expected due to intrinsic low refractive index of optical materials in these regimes. Here we analyze the dipolar electric and magnetic response of loss-less dielectric spheres made of moderate permittivity materials. For low material refractive index there are no sharp resonances due to strong overlapping between different multipole contributions. However, we find that Silicon particles with refractive index 3.5 and radius approx. 200nm present a dipolar and strong magnetic resonant response in telecom and near-infrared frequencies, (i.e. at wavelengths approx. 1.2-2 micrometer). Moreover, the light scattered by these Si particles can be perfectly described by dipolar electric and magnetic fields, quadrupolar and higher order contributions being negligible.
The optical response of a coupled nanowire dimer is studied using a fully quantum mechanical approach. The translational invariance of the system allows to apply the time--dependent density functional theory for the plasmonic dimer with the largest s ize considered so far in quantum calculations. Detailed comparisons with results from classical electromagnetic calculations based on local and non local hydrodynamic response, as well as with results of the recently developed quantum corrected model is performed. We show that electron tunneling and dynamical screening are the major nonlocal quantum effects determining the plasmonic modes and field enhancement in the system. Account for the electron tunneling at small junction sizes allows semi-quantitative description of quantum results within classical framework. We also discuss the shortcomings of classical treatments using non-local dielectric permittivities based on hydrodynamic models. Finally, the implications of the actual position of the screening charge density for the plasmon ruler applications are demonstrated.
Ultrafast and sensitive (noise equivalent power <1 nWHz-1/2) light-detection in the Terahertz (THz) frequency range (0.1-10 THz) and at room-temperature is key for applications such as time-resolved THz spectroscopy of gases, complex molecules and co ld samples, imaging, metrology, ultra-high-speed data communications, coherent control of quantum systems, quantum optics and for capturing snapshots of ultrafast dynamics, in materials and devices, at the nanoscale. Here, we report room-temperature THz nano-receivers exploiting antenna-coupled graphene field effect transistors integrated with lithographically-patterned high-bandwidth (~100 GHz) chips, operating with a combination of high speed (hundreds ps response time) and high sensitivity (noise equivalent power <120 pWHz-1/2) at 3.4 THz. Remarkably, this is achieved with various antenna and transistor architectures (single-gate, dual-gate), whose operation frequency can be extended over the whole 0.1-10 THz range, thus paving the way for the design of ultrafast graphene arrays in the far infrared, opening concrete perspective for targeting the aforementioned applications.
We present an experimental study of the turn-on delay in pulsed mid-infrared quantum cascade lasers. We report the unexpectedly long delay time depending on the pumping current, which does not agree with conventional theoretical predictions for step- like excitation. Similar behavior has been observed in InP- and InAs-based QCLs emitting near 8${mu}$m. Numerical simulations performed using a model based on rate equations for excitation by current pulses with non-zero rise time provide fair agreement with our observations.
