Interplay between Quantum Well Width and Interface Roughness for Electron Transport Mobility in GaAs Quantum Wells

We report transport mobility measurements for clean, two-dimensional (2D) electron systems confined to GaAs quantum wells (QWs), grown via molecular beam epitaxy, in two families of structures, a standard, symmetrically-doped GaAs set of QWs with Al$_{0.32}$Ga$_{0.68}$As barriers, and one with additional AlAs cladding surrounding the QWs. Our results indicate that the mobility in narrow QWs with no cladding is consistent with existing theoretical calculations where interface roughness effects are softened by the penetration of the electron wave function into the adjacent low barriers. In contrast, data from AlAs-clad wells show a number of samples where the 2D electron mobility is severely limited by interface roughness. These measurements across three orders of magnitude in mobility provide a road map of reachable mobilities in the growth of GaAs structures of different electron densities, well widths, and barrier heights.

In this work we present a detailed analysis of the interplay of Coulomb effects and different mechanisms that can lead to carrier localization effects in c-plane InGaN/GaN quantum wells. As mechanisms for carrier localization we consider here effects introduced by random alloy fluctuations as well as structural inhomogeneities such as well width fluctuations. Special attention is paid to the impact of the well width on the results. All calculations have been carried out in the framework of atomistic tight-binding theory. Our theoretical investigations show that independent of the here studied well widths, carrier localization effects due to built-in fields, well width fluctuations and random alloy fluctuations dominate over Coulomb effects in terms of charge density redistributions. However, the situation is less clear cut when the well width fluctuations are absent. For large well width (approx. > 2.5 nm) charge density redistributions are possible but the electronic and optical properties are basically dominated by the spatial out-of plane carrier separation originating from the electrostatic built-in field. The situation changes for lower well width (< 2.5 nm) where the Coulomb effect can lead to significant charge density redistributions and thus might compensate a large fraction of the spatial in-plane wave function separation observed in a single-particle picture. Given that this in-plane separation has been regarded as one of the main drivers behind the green gap problem, our calculations indicate that radiative recombination rates might significantly benefit from a reduced quantum well barrier interface roughness.
The interplay between Rashba, Dresselhaus and Zeeman interactions in a quantum well submitted to an external magnetic field is studied by means of an accurate analytical solution of the Hamiltonian, including electron-electron interactions in a sum r ule approach. This solution allows to discuss the influence of the spin-orbit coupling on some relevant quantities that have been measured in inelastic light scattering and electron-spin resonance experiments on quantum wells. In particular, we have evaluated the spin-orbit contribution to the spin splitting of the Landau levels and to the splitting of charge- and spin-density excitations. We also discuss how the spin-orbit effects change if the applied magnetic field is tilted with respect to the direction perpendicular to the quantum well.

We present a microscopic theory for transport of the spin polarized charge density wave with both electrons and holes in the $(111)$ GaAs quantum wells. We analytically show that, contradicting to the commonly accepted belief, the spin and charge mot ions are bound together only in the fully polarized system but can be separated in the case of low spin polarization or short spin lifetime even when the spatial profiles of spin density wave and charge density wave overlap with each other. We further show that, the Coulomb drag between electrons and holes can markedly enhance the hole spin diffusion if the hole spin motion can be separated from the charge motion. In the high spin polarized system, the Coulomb drag can boost the hole spin diffusion coefficient by more than one order of magnitude.
We evaluate the Lande g factor of electrons in quantum dots (QDs) fabricated from GaAs quantum well (QW) structures of different well width. We first determine the Lande electron g factor of the QWs through resistive detection of electron spin resona nce and compare it to the enhanced electron g factor determined from analysis of the magneto-transport. Next, we form laterally defined quantum dots using these quantum wells and extract the electron g factor from analysis of the cotunneling and Kondo effect within the quantum dots. We conclude that the Lande electron g factor of the quantum dot is primarily governed by the electron g factor of the quantum well suggesting that well width is an ideal design parameter for g-factor engineering QDs.
We show by spatially and time-resolved photoluminescence that the application of an electric field transverse to the plane of an intrinsic GaAs (111) quantum well (QW) allows the transport of photogenerated electron spins polarized along the directio n perpendicular to the QW plane over distances exceeding 10~$mu$m. We attribute the long spin transport lengths to the compensation of the in-plane effective magnetic field related to the intrinsic spin-orbit (SO) interaction by means of the electrically generated SO-field. Away from SO-compensation, the precession of the spin vector around the SO-field decreases the out-of-plane polarization of the spin ensemble as the electrons move away from the laser generation spot. The results are reproduced by a model for two-dimensional drift-diffusion of spin polarized charge carriers under weak SO-interaction.
