We propose a lateral spin-blockade device that uses an InGaAs/InAlAs double quantum well (DQW), where the values of the Rashba spin-orbit parameter $alpha_{rm R}$ are opposite in sign but equal in magnitude between the constituent quantum wells (QW). By tuning the channel length of DQW and the magnitude of the externally applied in-plane magnetic field, one can block the transmission of one spin (e.g., spin-down) component, leading to a spin-polarized current. Such a spin-blocking effect, brought about by wave vector matching of the spin-split Fermi surfaces between the two QWs, paves the way for a new scheme of spin-polarized electric current generation for future spintronics applications based on semiconductor band engineering.

In the absence of an external field, the Rashba spin-orbit interaction (SOI) in a two-dimensional electron gas in a semiconductor quantum well arises entirely from the screened electrostatic potential of ionized donors. We adjust the wave functions o f a quantum well so that electrons occupying the first (lowest) subband conserve their spin projection along the growth axis (Sz), while the electrons occupying the second subband precess due to Rashba SOI. Such a specially designed quantum well may be used as a spin relaxation trigger: electrons conserve Sz when the applied voltage (or current) is lower than a certain threshold V*; higher voltage switches on the Dyakonov-Perel spin relaxation.
Vacuum Rabi splitting is observed in a coupled qubit-resonator system consisting of a GaAs double quantum dot and a coplanar waveguide resonator. Derived values of the qubit-resonator coupling strength and the decoherence rate indicate strong couplin g, which assures distinct vacuum Rabi oscillation in the system. The amplitude of decoherence is reasonably interpreted in terms of the coupling of electrons to piezoelectric acoustic phonons in GaAs.
We report on observation of an unconventional structure of the quantum Hall effect (QHE) in a $ p$-type HgTe/Cd$_x$Hg$_{1-x}$Te double quantum well (DQW) consisting of two HgTe layers of critical width. The observed QHE is a reentrant function of mag netic field between two $i=2$ states (plateaus at $rho_{xy}=h/ie^2$) separated by an intermediate $i=1$ state, which looks like some anomalous peak on the extra-long $i=2$ plateau when weakly expressed. The anomalous peak apparently separates two different regimes: a traditional QHE at relatively weak fields for a small density of mobile holes $p_s$ and a high-field QH structure with a $2-1$ plateau--plateau transition corresponding to much larger $p_s$. We show that only a part of holes, residing in an additional light hole subband in the DQW, participate in QHE at weak fields while the rest of holes is excluded into the reservoir formed in the lateral maximum of the valence subband. All the holes come into play at high fields due to a peculiar behavior of the zero-mode levels.
We use $vec{k}cdotvec{p}$ theory to estimate the Rashba spin-orbit coupling (SOC) in large semiconductor nanowires. We specifically investigate GaAs- and InSb-based devices with different gate configurations to control symmetry and localization of th e electron charge density. We explore gate-controlled SOC for wires of different size and doping, and we show that in high carrier density SOC has a non-linear electric field susceptibility, due to large reshaping of the quantum states. We analyze recent experiments with InSb nanowires in light of our calculations. Good agreement is found with SOC coefficients reported in Phys. Rev.B 91, 201413(R) (2015), but not with the much larger values reported in Nat Commun., 8, 478 (2017). We discuss possible origins of this discrepancy.
Light reflection and absorption spectra by a semiconductor quantum well (QW) , which width is comparable to a light wave length of stimulating radiation, are calculated. A resonance with two close located exited levels is considered. These levels can arise due to splitting of an energy level of an electron-hole pair (EHP) due to magnetopolaron effect, if the QW is in a quantizing magnetic field directed perpendicularly to the QW plane. It is shown that unlike a case of narrow QWs light reflection and absorption depend on a QW width $d$. The theory is applicable at any ratio of radiative and non-radiative broadenings of electronic excitations.
