We demonstrated sub-wavelength (~111 nm diameter) single nanowire (NW) continuous wave (CW) lasers on silicon photonic crystal in the telecom-band with direct modulation at 10 Gb/s by optical pumping at cryogenic temperatures. To estimate the small signal response and pseudo-random bit sequence (PRBS) modulation of our CW lasers, we employed a new signal detection technique that employs a superconducting single photon detector and a time-correlated single photon counting module. The results showed that our NW laser was unambiguously modulated at above 10 Gb/s and an open eye pattern was obtained. This is the first demonstration of a telecom-band CW NW laser with high-speed PRBS modulation.

Silicon has attracted attention as an inexpensive and scalable material system for photonic-electronic, system-on-chip development. For this, a platform with both photodetectors and modulators working at high speeds, with excellent cross-wafer uniformity, is needed. We demonstrate an optical-lithography, wafer-scale photonics platform with 25 Gb/s operation. We also demonstrate modulation with an ultra-low drive voltage of 1 Vpp at 25 Gb/s. We demonstrate attractive cross-wafer uniformity, and provide detailed information about the device geometry. Our platform is available to the community as part of a photonics shuttle service.
High power single mode quantum cascade lasers with a narrow far field are important for several applications including surgery or military countermeasure. Existing technologies suffer from drawbacks such as operation temperature and scalability. In this paper we introduce a fabrication approach that potentially solves simultaneously these remaining limitations. We demonstrate and characterize deep etched, buried photonic crystal quantum cascade lasers emitting around a wavelength of 8.5 {mu}m. The active region was dry etched before being regrown with semi-insulating Fe:InP. This fabrication strategy results in a refractive index contrast of 10% allowing good photonic mode control, and simultaneously provides good thermal extraction during operation. Single mode emission with narrow far field pattern and peak powers up to 0.88 W at 263 K were recorded from the facet of the photonic crystal laser, and lasing operation was maintained up to room temperature. The lasing modes emitted from square photonic crystal mesas with a side length of 550{mu}m, were identified as slow Bloch photonic crystal modes by means of three-dimensional photonic simulations and measurements.
We phase-coherently measure the frequency of continuous-wave (CW) laser light by use of optical-phase modulation and f-2f nonlinear interferometry. Periodic electro-optic modulation (EOM) transforms the CW laser into a continuous train of picosecond optical pulses. Subsequent nonlinear-fiber broadening of this EOM frequency comb produces a supercontinuum with 160 THz of bandwidth. A critical intermediate step is optical filtering of the EOM comb to reduce electronic-noise-induced decoherence of the supercontinuum. Applying f-2f self-referencing with the supercontinuum yields the carrier-envelope offset frequency of the EOM comb, which is precisely the difference of the CW laser frequency and an exact integer multiple of the EOM pulse repetition rate. Here we demonstrate absolute optical frequency metrology and synthesis applications of the self-referenced CW laser with <5E-14 fractional accuracy and stability.
We have investigated the optical properties of a single InAsP quantum dot embedded in a standing InP nanowire. A regular array of nanowires was fabricated by epitaxial growth and electron-beam patterning. The elongation of transverse exciton spin relaxation time of the exciton state with decreasing excitation power was observed by first-order photon correlation measurements. This behavior is well explained by the motional narrowing mechanism induced by Gaussian fluctuations of environmental charges in the InP nanowire. The longitudinal exciton spin relaxation time was evaluated by the degree of the random polarization of emission originating from exciton state confined in a single nanowire quantum dots by using Mueller Calculus based on Stokes parameters representation.
We present here an atomistic theory of the electronic and optical properties of hexagonal InAsP quantum dots in InP nanowires in the wurtzite phase. These self-assembled quantum dots are unique in that their heights, shapes, and diameters are well known. Using a combined valence-force-field, tight-binding, and configuration-interaction approach we perform atomistic calculations of single-particle states and excitonic, biexcitonic and trion complexes as well as emission spectra as a function of the quantum dot height, diameter and As versus P concentration. The atomistic tight-binding parameters for InAs and InP in the wurtzite crystal phase were obtained by ab initio methods corrected by empirical band gaps. The low energy electron and hole states form electronic shells similar to parabolic or cylindrical quantum confinement, only weakly affected by hexagonal symmetry and As fluctuations. The relative alignment of the emission lines from excitons, trions and biexcitons agrees with that for InAs/InP dots in the zincblende phase in that biexcitons and positive trions are only weakly bound. The random distribution of As atoms leads to dot-to-dot fluctuations of a few meV for the single-particle states and the spectral lines. Due to the high symmetry of hexagonal InAsP nanowire quantum dots the exciton fine structure splitting is found to be small, of the order a few $mu$eV with significant random fluctuations in accordance with experiments.
