A novel spin-spin coupling mechanism that occurs during the transport of spin-polarized minority electrons in semiconductors is described. Unlike the Coulomb spin drag, this coupling arises from the ambipolar electric field which is created by the differential movement of the photoelectrons and the photoholes. We present a microscopic theory for transport of the spin polarized charge density wave with both electrons and holes in the $(111)$ GaAs quantum wells. We analytically show that, contradicting to the commonly accepted belief, the spin and charge motions are bound together only in the fully polarized system but can be separated in the case of low spin polarization or short spin lifetime even when the spatial profiles of spin density wave and charge density wave overlap with each other. We further show that, the Coulomb drag between electrons and holes can markedly enhance the hole spin diffusion if the hole spin motion can be separated from the charge motion. In the high spin polarized system, the Coulomb drag can boost the hole spin diffusion coefficient by more than one order of magnitude.

Optical orientation experiments have been performed in GaAs epilayers with photoexcitation energies in the 3 eV region yielding the photogeneration of spin-polarized electrons in the satellite L valley. We demonstrate that a significant fraction of the electron spin memory can be conserved when the electron is scattered from the L to the $Gamma$ valley following an energy relaxation of several hundreds of meV. Combining these high energy photo-excitation experiments with time-resolved photoluminescence spectroscopy of $Gamma$ valley spin-polarized photogenerated electrons allows us to deduce a typical L valley electron spin relaxation time of 200 fs, in agreement with theoretical calculations.
We demonstrate first measurements of successful spin generation in crystalline Co$_2$FeSi/MgO/GaAs hybrid structures grown by molecular-beam epitaxy (MBE), with different MgO interlayer thicknesses. Using non-local spin valve and non-local Hanle measurement configurations, we determine spin lifetimes of ${tau approx 100}$~ns and spin diffusion lengths of ${lambda approx 5.6}$~$mu$m for different MgO layer thicknesses proving the high quality of the GaAs transport channel. For an optimized MgO layer thickness, the bias dependence of the spin valve signals indicates the verification of the half-metallic gap (upper edge) of Co$_2$FeSi in accordance with first principle calculations. In addition to that, spin generation efficiencies up to 18$%$ reveal the high potential of MgO interlayers at the Co$_2$FeSi/GaAs interface for further device applications.

By means of time-resolved optical orientation under strong optical pumping, the k-dependence of the electron spin-flip time (t_sf) in undoped GaAs is experimentally determined. t_sf monotonically decreases by more than one order of magnitude when the electron kinetic energy varies from 2 to 30 meV. At the high excitation densities and low temperatures of the reported experiments the main spin-flip mechanism of the conduction band electrons is the Bir-Aronov-Pikus. By means of Monte-Carlo simulations we evidence that phase-space filling effects result in the blocking of the spin flip, yielding an increase of t_sf with excitation density. These effects obtain values of t_sf up to 30 ns at k=0, the longest reported spin-relaxation time in undoped GaAs in the absence of a magnetic field.
We investigated the spin-dependent transport properties of a lateral spin-valve device with a 600 nm-long GaAs channel and ferromagnetic MnGa electrodes with perpendicular magnetization. Its current-voltage characteristics show nonlinear behavior below 50 K, indicating that tunnel transport through the MnGa/GaAs Schottky barrier is dominant at low temperatures. We observed clear magnetoresistance (MR) ratio up to 12% at 4 K when applying a magnetic field perpendicular to the film plane. Furthermore, a large spin-dependent output voltage of 33 mV is obtained. These values are the highest in lateral ferromagnetic metal / semiconductor / ferromagnetic metal spin-valve devices reported so far.
